Intel has officially released the Core Ultra Series 3 'Panther Lake-H' mobile processor, with its wafer image labeled by Kurnal Insights, revealing the internal structure and process distribution of the chip. Similar to its predecessors, Arrow Lake-H and Meteor Lake, the Panther Lake-H continues the 'chiplet' design approach but is closer to the disaggregation scheme of Lunar Lake. Specifically, the processor consists of a SoC chiplet responsible for managing the CPU's main compute cluster, low-power islands, NPU, and main memory controller; a separate graphics chiplet handles the Xe integrated graphics compute units; and an I/O chiplet integrates various platform I/O components.
